A high-purity gallium oxide material was synthesized for β-Ga2O3 single crystal growth and the physical properties of the single crystal grown using it were analyzed to produce high-quality β-Ga2O3 wafers. The manufacturing process of gallium oxide material used the generally well-known liquid precipitation method, and in this experiment, a 99.999588% gallium oxide material with a purity was synthesized by process optimization through unit experiments using Ga metal. Through ICP MS/OES, XRD, and FE-SEM analysis, it was confirmed that the crystalline of gallium oxide powder was β-phase, and through PSA, the particle size was 1.565㎛, and the coefficient of variation per Run was 0.35% (CV=standard deviation/average), which was a relatively stable process. Using this synthesized material, β-Ga2O3 single crystal growth experiment was conducted by EFG growth, and the grown single crystal sample was characterized through XRD, XRF, Raman, PL, etc.

β-Ga2O3 단결정 성장을 위해서 고순도 산화 갈륨 소재를 합성하고 이를 이용해서 성장한 단결정의 물성 을 분석해서 고품질 β-Ga2O3 웨이퍼 제작을 목표로 연구를 수행하였다. 산화 갈륨 소재의 제조 공정은 일반적으 로 널리 알려진 액상 침전법을 이용하였는데 본 실험에서는 Ga 금속을 이용한 침전법으로 단위 실험을 통한 공 정 최적화로 순도 99.999588% 산화 갈륨 소재를 합성하였다. ICP MS/OES, XRD, FE-SEM 분석을 통해서 산 화 갈륨 파우더의 crystalline은 β-phase임을 확인하였고 PSA를 통해서 입자의 크기는 평균 입경 1.565㎛이고 Run 별 변동계수는 0.35%(CV=표준편차/평균)로 비교적 안정된 공정임을 확인할 수 있었다. 이렇게 합성된 소재 를 이용해서 EFG 성장 방식으로 β-Ga2O3 단결정 성장 실험을 진행하였는데, 성장한 단결정 시료는 XRD, XRF, Raman, PL 등을 통해서 특성 분석을 진행하였다.
